Job Description
Packaging Development Engineer – OSAT Management (MTS)
GLOBALFOUNDRIES is seeking a highly skilled and motivated Packaging Development Engineer in Taiwan. The main responsibility of this position is to manage all of GLOBALFOUNDRIES’ packaging development and qualification activities that are pursued in close collaboration primarily with our Taiwan based OSAT partners.
Responsibilities:
- Support all technology platform or customer specific package development activities and qualifications through OSATs for GLOBALFOUNDRIES’ packaging organization.
- Work with project/program leaders and cross-functional teams in project planning and execution.
- Work with OSAT engineering teams on-site to drive process development, trouble shooting, package assembly activities and schedule tracking for all GLOBALFOUNDRIES packaging development and qualification projects in OSATs.
- Conduct OSAT management and interface with internal teams.
- Contribute to the definition of packaging technology roadmaps based on OSAT’s capability.
- Support the definition of package cost models.
- Review required OSAT process changes and propose resolution.
- Support GLOBALFOUNDRIES’ Customer Engineering, Field Engineering and Turnkey Teams.
- Effectively communicate project results and updates to key stakeholders, both internal and external to GLOBALFOUNDRIES.

Requirements:
- Minimum BS in engineering field with 10 years or MS in engineering field with 8 years in leading edge and mainstream packaging development with focus on FC, WB, WLP, 2.5D/3D packaging technologies.
- Experience in substrate and package design.
- Experience in process development of FC, WB, WLP, 2.5D/3D packaging.
- Experienced in working in or with OSATs in project management and supply chain management.
- Strong problem solving and technical trouble shooting skills.
- Excellent collaborative communication skills.
- Languages: Fluent written and spoken English and Mandarin Chinese.
